Super-k: VESTA Technology and ATDF create an alternative to films based on hafnium and zirconium oxides

Specialists from VESTA Technology and ATDF have created films with an ultra-high dielectric constant (Super High-k or Super-k) – a new product for semiconductor production working with wafers with a diameter of 200 and 300 mm. Simultaneously with the announcement of this film, a technology was presented that opens up new possibilities in the process of low-temperature processing of plates.

After deposition, Super-k films have a dielectric constant (k) about twice that of films based on “revolutionary” hafnium oxide (HfO2) and zirconium oxide (ZrO2). Combined with the atomic-layer deposition (ALD) system developed by VESTA specialists, Super-k films will allow manufacturers to form capacities for DRAM cells and flash memory structures based on standards 45 nm. By the way, those interested in ALD can watch a very visual video demonstrating the essence of the technology. (Attention! Clip size – 9.6 Mb).

The creation of Super-k film was preceded by many months of collaboration between VESTA and ATDF.

Regarding the technology mentioned above for low temperature processing of wafers, VESTA and ATDF have proposed a non-destructive process that allows the deposition of carbon-free titanium nitride (TiN) films at temperatures 30% lower than previously.

According to the developers, this technology opens a new era associated with the use of low temperatures (350 ° C) in processes previously available only at temperatures above 500 ° C. In particular, we are talking about the formation of silicon-nickel integrated devices (NiSi) and other structures, usually formed by chemical-vapor deposition (CVD).
